SHODAN tops my bill, at least in the voice department. Helios, I think, is just misunderstood. Keep in mind he's programmed to ensure humanity's prosperity, which is why he wanted to merge with JC instead of Page. He is the coolest, though. HAL was just erratic, perhaps acting out of some confusing protocols, never determined like all the others.
The AI in Tron was called Master Computer.

Holly is definitely the funniest. If we could add a category for most annoying, I'd vote for Al, the AI-virus from the Journeyman Project series.

SHODAN beats all for a heartless life-waster.
But Durandal from Marathon, while not evil, is surely as manipulative as SHODAN. I love the bit where Durandal fakes his death.
